Trade-off between variability and retention of memristive epitaxial SrTiO3 devices

Jan L. Rieck et al.

Summary: The study explores the trade-off between retention and variability in SrTiO3-based memristive devices. Factors such as applied switching current and device stoichiometry were recognized as main influencers. It was found that SrO formation at the electrode interface can significantly improve device retention but is linked to increased variability between cycles and devices. Conversely, devices with homogeneous, Ti-terminated SrTiO3-Pt interfaces exhibit poor retention but have the smallest variability.

Influence of Sr deficiency on structural and electrical properties of SrTiO3 thin films grown by metal-organic vapor phase epitaxy

Aykut Baki et al.

Summary: The homoepitaxial growth of SrTiO3 thin films on niobium-doped substrates was achieved using MOVPE, allowing for the formation of Sr-deficient layers. These Sr-deficient layers exhibited an intrinsic resistive switching behavior, indicating a defect-based mechanism rather than ion diffusion for mass transport.

Is Reduced Strontium Titanate a Semiconductor or a Metal?

Christian Rodenbuecher et al.

Summary: Recent research has found that the behavior of SrTiO3 under reducing conditions differs from traditional understanding, as it can transition from an insulating to a metallic state and remain stable. However, samples that have been oxidized at high temperatures cannot be transformed back to a metallic state through reduction, instead exhibiting semiconducting behavior.

Epitaxial growth of perovskite oxide films facilitated by oxygen vacancies

M. Tyunina et al.

Summary: The introduction of oxygen vacancies in thin films of perovskite oxide SrTiO3 can stabilize epitaxy and increase lattice strain, facilitating the growth of strained films. This phenomenon is expected to be relevant for a broad range of functional oxides due to the inherent anisotropic nature of oxygen-vacancy stresses in perovskite-type and many other oxides.
