Ultrathin Hybrid SiAlCOH Dielectric Films through Ring-Opening Molecular Layer Deposition of Cyclic Tetrasiloxane

Kristina Ashurbekova et al.

Summary: Molecular layer deposition (MLD) is a powerful vapor phase technique for growing thin polymer films with precise thickness control. In this study, a siloxane-alumina hybrid organic-inorganic thin film was deposited using the ring-opening MLD process with tetramethyl-tetravinylcyclotetrasiloxane and trimethylaluminum as precursors. Various analyses confirmed the highly conformal and thermally stable nature of the obtained film, making it suitable for applications in electronic systems such as field-effect transistors, flash memories, and capacitors.

ZnO nucleation into trititanate nanotubes by ALD equipment techniques, a new way to functionalize layered metal oxides

Mabel Moreno et al.

Summary: This study explores the potential of atomic layer deposition (ALD) techniques for developing new semiconductor metal oxide composites by functionalizing multi-wall trititanate nanotubes with zinc oxide. Different types of tubular structures containing ZnO were obtained using vapor phase metalation (VPM) and multiple pulsed vapor phase infiltration (MPI) approaches. The products were characterized by various techniques and demonstrated semiconductor behavior, indicating the versatility and promise of ALD for tailor-made semiconductor materials.

Radical-triggered cross-linking for molecular layer deposition of SiAlCOH hybrid thin films

Kristina Ashurbekova et al.

Summary: This study presents a simultaneous growth and radical-initiated cross-linking of a hybrid thin film using molecular layer deposition (MLD) in a layer-by-layer manner. The cross-linked film demonstrates a self-limiting MLD growth behavior, as well as improved properties such as higher film density and enhanced stability compared to non-cross-linked films.
