Transport and recombination properties of group-III doped SiCNTs

Summary: This study investigates the lattice and energy band structure of group III element-doped silicon carbide nanotubes. It finds that the dopant atoms can create deep impurity levels affecting the optical phonon scattering mechanism, which in turn impacts the transport performance and recombination performance differently.
