Modeling of Al and Ga Droplet Nucleation during Droplet Epitaxy or Droplet Etching

Summary: The temperature-dependent density of Al and Ga droplets on AlGaAs was studied theoretically, with successful simulation using two models. The critical nucleus size was found to depend on deposition time, contrary to the assumptions of the scaling model.
