A facile approach to fabricate arranged TiO2 nanofibers via electrospinning and sintering is investigated in this paper. We have successfully demonstrated the electrospun TiO2 nanofibers transited from anatase to rutile phase with the increase of sintering temperature. Meanwhile, the TiO2 nanofibers with a mixed crystalline structure displayed better transistor characteristics and enhanced electrical property as building block in a top-gate field-effect transistor (FET) devices, compared to the pure anatase and rutile phase of TiO2 nanofibers.
